ST offers ultrafast diodes with forward voltage (VF) and reverse recovery time (tRR) trade-offs to achieve the best performance for any application.
Each of the specific series of these 600V ultrafast diodes target a relatively precise set of applications based on converter/PFC frequency and noise imperatives thanks to their unique trade-offs between reverse recovery charge (QRR) and softness. Some can also be used in circuits at the bottom-end of the converter line-up as perfect secondary rectification diodes.
Optimized for rapid recovery circuits, ST’s R series of low QRR, 600 V ultrafast diodes are tailored for PFC (power factor corrector) applications working in continuous mode and hard switching conditions. This series with a low reverse recovery charge (QRR) has a wide current spectrum from 4 up to 30 A.
Featuring a lower forward voltage (VF), ST’s L series of low VF, 600 V ultrafast diodes are designed for PFC circuits working in discontinuous mode. Fast enough to operate at up to several tens of kilohertz, this series has a wide current spectrum from 1 up to 200 A. In industrial applications, these diodes can also be used as rectification diodes.
“Rapid and quiet”, ST’s AEC-Q101-qualified RQ series of 600V ultrafast diodes are designed for DC-DC converters used in numerous automotive functions as well as rectification in the secondary side of on-board charger (OBC) solutions. With a low forward voltage and soft reverse recovery, they can also be used as a freewheeling or clamping diode in high-power SMPS and industrial applications.
Originally designed to cool air conditioners, the AC series of 600V ultrafast diodes are a cost-effective solution are their low voltage drop make them ideal for medium frequency converters used in HVAC equipment or telecom power supplies.
A mid-range solution, M series of 600V ultrafast recovery diodes act as an optimal boost diode to ensure a quicker, softer recovery and inrush current for higher frequency CCM mode converters.
ST’s ultrafast Tandem diodes, formed with two dice in the package, are the fastest 600 V silicon diodes on the market. For switching frequencies up to 100 kHz, and junction temperature below 100 °C, the performance of these diodes is very close to that of silicon-carbide diodes.

Soft reverse recovery, low forward voltage, ultrafast 600V diodes increase DC/DC efficiency
The 'RQ' series features a special parameter trade-off with a dedicated soft recovery feature that reduces EMI. The devices show at the same time low V F and ultrafast recovery and improve the efficiency in DC/DC converters.
The RQ diodes are available in surface-mount (D²PAK) and through-hole (TO-220AC and DO-247) packages, in both industrial-grade and AEC-Q101 automotive-grade versions.
